Draw the V-I characteristics of power BJT and explain.

8 marks

Answer

The V-I characteristics of a power BJT are plotted between collector current (IC) and collector-emitter voltage (VCE) for various base currents (IB). The characteristics are divided into three main regions:

  1. Cut-off Region: Here, the base current IB is zero or negative, resulting in negligible collector current. The BJT acts as an open switch.
  2. Active Region: The device operates as an amplifier where IC is proportional to IB (IC = βIB). Power BJTs are rarely operated here in switching applications to minimize power dissipation.
  3. Saturation Region: The BJT acts as a closed switch. VCE is very low (VCE(sat)), and IC is limited by the external load circuit rather than IB. To ensure deep saturation and low conduction loss, a high base drive current is required.

The quasi-saturation region exists between the active and saturation regions, characterized by a wider base width due to the high-resistivity drift layer in power BJTs, which increases the collector resistance.

b

Discuss briefly about various gate drive circuits of MOSFET.

7 marks

Answer

Gate drive circuits are essential for MOSFETs to ensure fast switching and minimize transition losses. Since the gate acts as a capacitor, the driver must provide sufficient peak current to charge and discharge the gate-source capacitance (CGS) rapidly.

  1. Transformer-Coupled Drive: Uses a pulse transformer to provide electrical isolation between the control circuit and the power circuit. It is simple but limited by duty cycle constraints due to core saturation.
  2. Opto-Coupler Drive: Provides high-speed isolation using an LED and a phototransistor or photodiode. It is widely used for its robust noise immunity and ability to handle high-side switching.
  3. Integrated Gate Driver ICs: Dedicated driver chips (e.g., IR2110) are used for high-side and low-side switching. They incorporate features like undervoltage lockout, shoot-through protection, and high current sourcing/sinking capabilities.
  4. Direct Drive: Used for low-voltage, low-power applications where the control signal level is sufficient to drive the gate directly without isolation or amplification, though it is rarely used in high-power converters.
